The research results on a radiation-induced change of the bipolar transistor enhancement coefficient under high temperature during a high dose rate irradiation are presented. The patterns, obtained during high-temperature irradiation, qualitatively correspond to the earlier gained data under low intensity irradiation. The simulation results confirm the applicability of the developed model of the bipolar transistor radiation degradation when irradiated under different temperatures.

Keywords: dose, low intensity, bipolar transistors.

Simulating methods of X-radiation effect impact with photon energy of 10-120 keV are reviewed. It is established, that the research results, obtained in course of the specialized physical experiments, are not enough due to occurrence of new materials and technologies. Development of the electronic component base production requires the development and enhancement of the X-radiation simulation methods.

A proton irradiation method has been developed and tested for objects with cross-section, exceeding the largest proton beam cross-section values possible. The method is based on the measurement of flux density distribution over the proton beam cross-section and the computer simulation of flux density distribution on object surface cross-section in order to choose an optimal number and coordinates of sequential irradiation locations to obtain target value of radiation field inhomogeneity. The data on object with 200×200 mm2 cross-section, irradiated with 1000 MeV protons given the flux inhomogeneity under 20%, is cited.

Keywords: proton flux, beam cross-section, photo digitizing.

The research results on restoration of photostimulated gamma-quanta irradiated YAG:Nd3+ crystals are presented. The article highlights the influence of optical irradiation spectrum on the efficiency of sample performance restoration. We got that the exposing of an irradiated YAG:Nd3+ crystal with UV radiation with power density of ~ 1 mW/cm2 in several hours allows for complete restoration of light transmission of a crystal in the area of the operating wavelength of 800-1100 nm. It’s shown that present effect may be applied for enhancing radiation hardness of laser systems based on YAG:Nd3+  crystals.

e-mail: kosogorov.a@yandex.ru

The research results of electrostatic discharges, generated under irradiation of protective glass of spacecraft solar batteries with 15 keV electrons, are presented. It’s demonstrated that by increasing the irradiation dose with constant flux density of impacting electrons the discharge frequency increases, but the discharging current amplitude decreases. The dependence of glass morphology change from irradiation dose was studied using the atomic force microscopy methods.

A complex of calculation studies has been conducted in order to evaluate the “dose enhancement” of the secondary bremsstrahlung when forecasting dose budgets on electronic components, applied as part of spacecraft onboard instrumentation. It is demonstrated, that for a high circular (H = 20000 km) and geostationary orbit this effect may lead to an increase of the absorbed ionizing radiation dose of cosmic space in MOS electronics sensitive volume in two-five times.

The analysis results on spacecraft equipment failure causes when operating on geostationary orbit for the period from 2011 to 2018 are presented. It’s demonstrated that one of the appearing failure causes are single event upsets under the performance of heavy ions of cosmic space. A possible influence on frequency of pulse electric pickups, caused by electrostatic discharges under bulk charging of spacecraft equipment dielectric material, is reviewed.
